Research the computing paradigm and framework of Chiplet, as well as the data flow mode of differentiated scenarios, research the core architecture and core splitting and splicing technology for high computing power applications, study the energy-efficient computing power distribution strategy of many-core processing cores, form architecture exploration tools and middleware based on Chiplet technology, and realize industrial verification and preliminary commercial delivery.

  2. Design of general high performance processor core.

  A high-performance general processor core based on China’s process system was developed. This paper studies the flexible architecture design of multi-scene high computing power chips with universal core-particle matching, the design and implementation of high-performance on-chip bus, inter-chip network architecture and cache consistency in multi-core scenes, the design technology of ultra-low latency interconnection between large computing power chips in multi-core scenes, and the multi-scene mass production integration technology of high-performance universal core-particle under advanced technology, and realizes industrial verification and more than two commercial applications.

  3. Design of high-performance intelligent processing pellets

  Develop high-performance intelligent processing pellets. Research on key technologies such as intelligent processing pellet computing architecture, quick access to memory, interconnection between pellets, and on-demand configuration, and research on various pellet mass production integration technologies of high-performance intelligent processing pellets, large computing chips and multi-pellet scenes under advanced technology; Develop core particles that can support Chiplet integration, flexibly support all kinds of "cloud, edge and end" intelligent application scenarios, and realize industrial verification and landing of more than two commercial applications.

  4. Universal high-speed inter-granular interconnection interface IP core

  Research on standardized and reusable heterogeneous core-particle interface IP core. The interconnection interface standards compatible with different modes and topologies are studied. Based on the standard Chiplet interface protocol which is uniformly adapted to the link layer and a variety of efficient physical layers, a universal high-speed interface IP core suitable for different scenarios is formed, and the streaming is completed, and industrial verification and preliminary commercial delivery are realized.

  5. Key IP cores of core-particle interconnection network

  Research and develop communication interconnection network technology based on heterogeneous cores, and design the corresponding IP core of core transmission network. Research the hardware and software realization technology of key functions such as network topology, transmission mode and routing communication protocol, study the coordination management mechanism of network state monitoring, configuration and control among heterogeneous cores, study the scheduling and allocation method of system communication and storage resources, study the core power consumption management technology, develop the hardware subsystem needed for the upper management algorithm to run, complete the streaming and realize industrial verification and preliminary commercial delivery.

  6. Advanced integration technology based on core particles

  The key technologies of 2.5D and 3D advanced integration for large computing application scenarios are studied. This paper studies the mask splicing exposure technology suitable for the manufacture of super-large silicon-based interposer, studies the ultra-fine pitch wiring technology that breaks through the high I/O interconnection density limit, studies the manufacturing and hot-pressing bonding technology of high-density wafer-level small-size heterogeneous micro bumps that meet the interconnection between chips, establishes the Chiplet integration capability that meets the multi-dimensional requirements of high integration, high speed, high frequency, low delay and diversity, and realizes industrial verification and preliminary commercial delivery.

  Second, the support amount and cycle

  Fixed funding, the second and third support amount is 8 million yuan, and other projects are 6 million yuan. The research content of the subject must cover all the contents listed in the corresponding sub-direction. The project implementation period is generally 2 years, not more than 3 years.

  Third, the reporting requirements

  1. The application subject should have a clear technical route, strong industrial traction, contribution and social benefits, and clear and quantifiable objectives and assessment indicators.

  2. The applicant shall be an enterprise or institution registered in Beijing with independent legal personality, with corresponding scientific research capabilities and conditions and standardized operation and management. Encourage enterprises to take the lead, and Industry-University-Research should use combination.

  3. The applicant and the person in charge of the application shall comply with the requirements of the Measures for the Administration of Beijing Science and Technology Plan Projects (Projects) and the Measures for the Credit Management of Relevant Responsible Subjects in Beijing Science and Technology Plan Management; There is no bad credit record in applying for various scientific research projects (topics) at all levels in the past 3 years. No administrative punishment or illegal record, no bad scientific research integrity record.

  4. If the applicant is an enterprise, in principle, it can participate in no more than one special declaration. The total investment and source of funds of the project should be clearly stated, and corresponding matching funds should be provided. The ratio of matching funds to science and technology funds should not be less than 2:1.

  5. In principle, the person in charge of the declaration shall undertake no more than 2 projects (projects) of Beijing Science and Technology Plan as the person in charge, and the number of projects as the main participants shall not exceed 3 in principle.

  Fourth, the declaration method

  1. Take the online declaration method. After the applicant logs in to the "Beijing Science and Technology Plan Integrated Management Platform-Online Service System" (https://mis.kw.beijing.gov.cn/) through the legal person’s one-card pass to update the information of the applicant, the applicant logs in to the system and binds the applicant, selects the corresponding application type, completes the report of the implementation plan, and uploads the summary of the project (see the annex, the summary of the situation and the assessment indicators are no more than two pages) and other supporting materials required for the application of the project.

  2. The scientific research department of the reporting unit is responsible for reviewing the online reporting scheme, submitting it uniformly within the reporting time limit, downloading and printing the reporting list, affixing the official seal of the unit in duplicate, scanning it into a PDF file and uploading it to the system.
